Abstract: 

In 2017, solar power provided 1.7% of total worldwide electricity production, growing 35% from the previous year. The current world record solar cell efficiency is held by multi-junction devices that absorb different portions of the solar spectrum in different sub-cells. Theoretical studies show the enhancement of GaAs-based multi junction solar cell overall efficiency by adding a 1eV GaAsBi sub-cell to exceed 50% efficiency.

In this study, single junction of dilute GaAs1−xBix  p-n junctions were grown by molecular beam epitaxy method and solar cell devices were fabricated. The standard solar performance and impedance spectrum of the structures was measured and is reported for the first time.

GaAs1−xBix (x= 03, 0.7 and 1.1%) based p+/n and n+/p heterostructure photovoltaic performance was characterized through IV and CV measurement. By introduction of Bi into GaAs, a non-zero EQE below the GaAs band edge energy was observed. External quantum efficiency spectrum was modeled to find the minority carrier diffusion lengths of electrons and holes in the p-doped and n-doped GaAs92Bi08  with the doping profile of 1015 - 1016 cm-3.
